一種抗老化消除浮空點(diǎn)并自鎖存的老化預(yù)測(cè)傳感器

【摘要】:隨著集成電路芯片制造工藝進(jìn)入納米階段,電路可靠性問(wèn)題變得越來(lái)越嚴(yán)重,以負(fù)偏置溫度不穩(wěn)定性效應(yīng)為代表的電路老化也逐漸成為影響其性能的重要因素;诶匣A(yù)測(cè)的精確性和傳感器功能的多樣性,提出了一種抗老化、可編程的老化預(yù)測(cè)傳感器。其中穩(wěn)定性檢測(cè)器部分利用反饋回路解決了浮空點(diǎn)問(wèn)題,同時(shí)整合了鎖存器部分,實(shí)現(xiàn)了對(duì)老化預(yù)測(cè)結(jié)果的自動(dòng)鎖存,從而增加了老化預(yù)測(cè)的精確度,減小了一定的面積開(kāi)銷(xiāo)。最后通過(guò)HSPICE模擬器仿真驗(yàn)證了該傳感器的優(yōu)越性,且與經(jīng)典結(jié)構(gòu)相比降低了約21.43%的面積開(kāi)銷(xiāo)。
[Abstract]:With the development of IC chip manufacturing process, the problem of circuit reliability becomes more and more serious, and the aging of the circuit, represented by the negative bias temperature instability, is becoming an important factor affecting the performance of IC chip. Based on the accuracy of aging prediction and the diversity of sensor functions, a kind of anti-aging and programmable aging prediction sensor is proposed. The stability detector uses the feedback loop to solve the floating point problem, and integrates the latch part to realize the automatic latch of the aging prediction results, thus increasing the accuracy of the aging prediction and reducing the area overhead. Finally, the superiority of the sensor is verified by the simulation of HSPICE simulator, and the area overhead is reduced by 21.43% compared with the classical structure.
