ZnO基半導(dǎo)體異質(zhì)結(jié)構(gòu)納米材料的可控合成及光學(xué)性能研究

【摘要】:為了能細(xì)致的研究ZnO基半導(dǎo)體異質(zhì)結(jié)構(gòu)納米材料的實(shí)用價(jià)值,采用實(shí)驗(yàn)方式制作功效不同的ZnO異質(zhì)結(jié)構(gòu)納米材料,并對該材料的可控合成過程及光電學(xué)性能進(jìn)行研究。首先,采用化學(xué)溶液法制備尺寸可控的ZnO納米球團(tuán)聚體,以間接法提取高純度ZnO粉體作為制作復(fù)合顏料的基體;其次,在ZnO粉體中加入適量的納米SiO_2顆粒,構(gòu)成二者混合粉體,高溫下用納米SiO_2顆粒對混合粉體進(jìn)行良好包裹并充分發(fā)生固相反應(yīng);最后形成ZnO基異質(zhì)結(jié)構(gòu)納米材料Zn_2SiO_4,并對該異質(zhì)結(jié)構(gòu)材料的可控合成過程進(jìn)行分析。實(shí)驗(yàn)結(jié)果表明,不同熱處理溫度下ZnO基半導(dǎo)體異質(zhì)結(jié)構(gòu)納米材料對太陽輻射吸收率不同,且當(dāng)Zn_2SiO_4含量增加的時,該納米材料對應(yīng)的光學(xué)性能隨著發(fā)生明顯的改變。
[Abstract]:In order to study the practical value of ZnO based semiconductor heterostructure nanomaterials, ZnO heterostructure nanomaterials with different efficacy were fabricated by experiment, and the controllable synthesis process and optoelectronic properties of the materials were studied. Firstly, the ZnO nano-pellets with controllable size were prepared by chemical solution method, and the high purity ZnO powder was extracted by indirect method as the matrix of the composite pigment. Secondly, the appropriate amount of nano-SiO_2 particles were added to the ZnO powder to form the mixed powder. SiO_2 nanoparticles were used to encapsulate the mixed powders at high temperature and the solid state reaction took place. Finally, Zn2SiO _ 4 nanomaterials based on ZnO were formed, and the controllable synthesis process of the heterostructure materials was analyzed. The experimental results show that the solar radiation absorptivity of ZnO based semiconductor heterostructure nanomaterials is different at different heat treatment temperatures, and the optical properties of ZnO based semiconductor heterostructure nanocrystals vary with the increase of Zn_2SiO_4 content.
