納米ZnO和釔鋁石榴石的水熱法制備及特性表征

【摘要】:氧化鋅(ZnO)是一種重要的直接寬帶隙化合物半導(dǎo)體材料,具有優(yōu)良的壓電、熱電、光電特性,其禁帶寬度為3.37eV,室溫下激子束縛能高達(dá)60meV,遠(yuǎn)高于其它半導(dǎo)體材料,F(xiàn)在諸多研究者已成功生長出了如納米線、納米管、納米帶、納米環(huán)等新奇的ZnO納米結(jié)構(gòu)。這些納米結(jié)構(gòu)顯現(xiàn)出許多不同于體材的優(yōu)異特性,在制備納米光電子器件和納米電子器件方面將發(fā)揮重要作用。 釔鋁石榴石(YAG)單晶屬等軸晶系,具有光學(xué)均勻性,無雙折射效應(yīng),是廣泛使用的激光和發(fā)光基礎(chǔ)材料。鈰摻雜釔鋁石榴石是制備白光LED的首選熒光粉,白光LED將成為替代白熾燈、熒光燈和高強(qiáng)度氣體放電燈之后的第四代光源,具有廣闊的應(yīng)用前景。但白光LED的性能距離照明用標(biāo)準(zhǔn)還有一定差距,因此作為LED上游基礎(chǔ)材料的一個重要組成部分,YAG:Ce熒光粉的性能仍需要改善提高。 本論文的工作有如下幾個部分: 1、用水熱法制備了硫摻雜比例不同的納米ZnO粉體,通過X射線衍射(XRD)和掃描電子顯微鏡(SEM)等手段對樣品進(jìn)行了表征; 2、對納米ZnO粉體的變溫光致發(fā)光(PL)現(xiàn)象進(jìn)行了詳細(xì)的分析; 3、對納米ZnO粉體的紫外吸收光譜進(jìn)行了研究; 4、用水熱法制備了鈰摻雜釔鋁石榴石的納米粉體,并對其光致發(fā)光譜進(jìn)行了分析。
[Abstract]:Zinc oxide (ZnO) is an important direct wide band gap compound semiconductor material with excellent piezoelectric, thermoelectric and optoelectronic properties. Its band gap is 3.37 EV, exciton binding energy is up to 60 MEV at room temperature, which is much higher than that of other semiconductor materials. Many researchers have successfully grown novel ZnO nanostructures such as nanowires, nanotubes, nanobelts, nanometers and so on. These nanostructures exhibit many excellent properties different from bulk materials and will play an important role in the preparation of nano-optoelectronic devices and nano-electronic devices. Yttrium aluminum garnet single crystal belongs to equiaxed crystal system with optical homogeneity and no birefringence effect. YAGG single crystal is widely used as the basic material of laser and luminescence. Ce doped yttrium aluminum garnet is the preferred phosphor for preparing white LED. White LED will be the fourth generation light source after incandescent lamp fluorescent lamp and high intensity gas discharge lamp. However, the performance of white LED is still far from the standard of lighting. Therefore, as an important component of upstream basic material of LED, the performance of YG: ce phosphor still needs to be improved. The work of this thesis is as follows: 1. Nanocrystalline ZnO powders with different sulfur doping ratios were prepared by hydrothermal method and characterized by X-ray diffraction (XRD) and scanning electron microscopy (SEM). 2. The photoluminescence (PL) phenomenon of nanometer ZnO powder was analyzed in detail. 3. The UV absorption spectra of nanometer ZnO powders were studied. 4. The nanometer powders of cerium doped yttrium aluminum garnet were prepared by hydrothermal method and their photoluminescence spectra were analyzed.
