基于拉氏變換的變溫度PIN二極管動(dòng)態(tài)建模

【摘要】:為了實(shí)現(xiàn)車載設(shè)備的傳導(dǎo)噪聲預(yù)估,二極管模型需在車載環(huán)境的寬溫度變化范圍內(nèi)對(duì)動(dòng)態(tài)特性進(jìn)行準(zhǔn)確描述。以PIN型功率二極管為研究對(duì)象,分析了定溫度的拉式變換解析模型,引入溫度參數(shù),將原模型參數(shù)與溫度的關(guān)系以函數(shù)的形式表達(dá),實(shí)現(xiàn)任意結(jié)溫下的模型參數(shù)溫度修正,從而建立變溫度的PIN二極管動(dòng)態(tài)特性模型。在此基礎(chǔ)上,通過(guò)溫箱實(shí)驗(yàn)對(duì)感性負(fù)載條件下的功率二極管動(dòng)態(tài)性能進(jìn)行測(cè)試,實(shí)現(xiàn)了模型參數(shù)抽取和模型驗(yàn)證。結(jié)果顯示,該模型在25~120℃的寬溫度范圍內(nèi),可實(shí)現(xiàn)反向恢復(fù)特性的精確模擬,各項(xiàng)特性參數(shù)的誤差均較小,不會(huì)出現(xiàn)PSPICE通用模型的異常振蕩問(wèn)題,能滿足寬頻率及寬溫度范圍的汽車級(jí)EMI預(yù)估需求。
[Abstract]:In order to predict the conduction noise of vehicle equipment, the diode model needs to accurately describe the dynamic characteristics in the wide range of temperature variation in the vehicle environment. Taking the PIN type power diode as the research object, the analytical model of pull transformation with constant temperature is analyzed, and the temperature parameter is introduced. The relationship between the parameters of the original model and the temperature is expressed in the form of function, and the temperature correction of the model parameter under arbitrary junction temperature is realized. The dynamic characteristic model of PIN diode with variable temperature is established. On this basis, the dynamic performance of the power diode under inductive load is tested by the temperature box experiment, and the model parameter extraction and model verification are realized. The results show that the model can accurately simulate the reverse recovery characteristics in a wide temperature range of 25 鈩,
