數(shù)值分析石墨烯HEMTs瞬態(tài)傳熱過程

本文通過數(shù)值模擬的方法,研究了穩(wěn)態(tài)和瞬態(tài)條件下,石墨烯對(duì)AlGaN/GaN高電子遷移率晶體管(HEMTs)熱管理的作用。結(jié)果表明,穩(wěn)態(tài)條件下,耗散功率為9 W.mm-1,有石墨烯存在的條件下,熱點(diǎn)溫度降低了約15 K;在微秒時(shí)間尺度的周期加熱瞬態(tài)條件下,隨工作時(shí)間增長(zhǎng),HEMTs各部位溫度由于熱累積效應(yīng)而波動(dòng)增大,有石墨烯存在時(shí),溫度升高的幅度明顯更小,并且有在更短時(shí)間內(nèi)達(dá)到溫度最大值的趨勢(shì)。因而,石墨烯的存在對(duì)改善自熱問題具有明顯的效果,尤其通過瞬態(tài)周期加熱模型的分析,對(duì)在更加接近真實(shí)工作狀態(tài)情況下,石墨烯增強(qiáng)散熱效果的機(jī)制有了更加深刻的理解。
