【摘要】：在現(xiàn)代電子電路設(shè)計(jì)中,先對(duì)電路進(jìn)行前期軟件仿真已經(jīng)是必不可少的環(huán)節(jié),然而仿真結(jié)果的可信度和真實(shí)度又取決于建立的仿真模型正確與否.Multisim仿真軟件提供了部分型號(hào)三極管的仿真模型,但不夠全面.對(duì)于特定三極管,需要在仿真軟件中建立相應(yīng)的仿真模型,以得到較理想的仿真結(jié)果.利用三極管的數(shù)據(jù)手冊(cè),介紹在Mulitism仿真軟件中建立三極管GP模型的方法,并對(duì)2N3903型三極管的仿真模型與實(shí)物分別進(jìn)行了直流掃描和交流特性對(duì)比分析.從直流掃描分析結(jié)果中可以看出:在飽和區(qū),仿真曲線與實(shí)測(cè)曲線基本上一致;在放大區(qū),仿真曲線與實(shí)測(cè)之間有一定的差異,但是平均相對(duì)誤差小于10%.主要原因是晶體管存在分散性,而數(shù)據(jù)手冊(cè)提供的是平均特性.從波特圖仿真與實(shí)測(cè)結(jié)果中可以看出仿真的3dB通頻帶要比實(shí)際3dB通頻帶寬,主要原因是仿真模型中只考慮了三極管的極間電容影響,沒(méi)有考慮三極管襯底電容的影響.實(shí)驗(yàn)結(jié)果表明利用該方法建立的仿真模型與實(shí)測(cè)數(shù)據(jù)基本上一致.
[Abstract]:In the design of modern electronic circuit, it is necessary to do the preliminary software simulation of the circuit first. However, the reliability and authenticity of the simulation results depend on whether the established simulation model is correct or not. The Multisim simulation software provides some simulation models of Triode, but it is not comprehensive enough. For the specific transistor, it is necessary to establish the corresponding simulation model in the simulation software, in order to obtain the ideal simulation results. Using the data manual of transistor, the method of establishing GP model of transistor in Mulitism simulation software is introduced. The DC scanning and AC characteristics of 2N3903 Triode are compared and analyzed. It can be seen from the DC scanning analysis results that in the saturation region, the simulation curve is basically consistent with the measured curve, and in the magnified region, there is a certain difference between the simulation curve and the actual measurement, but the average relative error is less than 10%. The main reason is the dispersion of the transistor, while the data manual provides average characteristics. It can be seen from the simulation and measurement results of the baud chart that the simulated 3dB band is larger than the actual 3dB band. The main reason is that only the influence of the interpolar capacitance of the transistor is considered in the simulation model, but the influence of the substrate capacitance of the transistor is not taken into account. The experimental results show that the simulation model established by this method is basically consistent with the measured data.
