【摘要】：隨著微電子工業(yè)的蓬勃發(fā)展,光刻技術(shù)向著更高分辨率的方向邁進(jìn),運(yùn)用底部抗反射涂層有效消除光刻技術(shù)中的駐波效應(yīng)、凹缺效應(yīng),提高關(guān)鍵尺寸均一性和圖案分辨率,引起了廣大研究者的關(guān)注。本文簡(jiǎn)要介紹了光刻膠和光刻技術(shù),底部抗反射涂層的分類(lèi)、基本原理、刻蝕工藝以及其發(fā)展?fàn)顩r。重點(diǎn)對(duì)底部抗反射涂層的最新研究進(jìn)展進(jìn)行了總結(jié),尤其是堿溶型底部抗反射涂層在光刻膠中的應(yīng)用研究,最后對(duì)底部抗反射涂層的發(fā)展前景和方向進(jìn)行了展望。
[Abstract]:With the rapid development of microelectronics industry, lithography technology is moving towards a higher resolution. The use of bottom anti-reflection coating can effectively eliminate the standing wave effect and notch effect in lithography, and improve the uniformity of key dimensions and pattern resolution. It has attracted the attention of many researchers. This paper briefly introduces photoresist and lithography technology, classification, basic principle, etching technology and development of anti-reflection coatings on the bottom. In this paper, the latest research progress of anti-reflection coatings on the base is summarized, especially the application of basic-soluble anti-reflection coatings in photoresist. Finally, the prospect and direction of the anti-reflection coatings on the bottom are prospected.
