【摘要】：利用半導(dǎo)體工藝及器件仿真工具TCAD軟件的工藝仿真模塊模擬單晶硅電池制造過程中的擴(kuò)散和熱氧化過程,得到與測(cè)試結(jié)果相一致的摻雜分布曲線。在工藝仿真基礎(chǔ)上,利用TCAD軟件的器件仿真模塊計(jì)算電池的轉(zhuǎn)換效率和內(nèi)量子效率,發(fā)現(xiàn)通過降低擴(kuò)散溫度以及在擴(kuò)散之后加入熱氧化工藝可減小發(fā)射極表面附近的摻雜,從而減小發(fā)射極復(fù)合以及表面復(fù)合,且熱氧化還可減少發(fā)射極方阻,如果電池接觸電阻增加較小的話,上述工藝可提高轉(zhuǎn)換效率。通過測(cè)試實(shí)際電池的量子效率曲線對(duì)仿真進(jìn)行驗(yàn)證,說明了器件仿真的準(zhǔn)確性。
[Abstract]:The diffusion and thermal oxidation processes in the manufacturing process of the single-crystal silicon battery are simulated by a process simulation module of the semiconductor process and the device simulation tool TCAD software to obtain a doping profile curve which is consistent with the test result. on the basis of the process simulation, the conversion efficiency and the internal quantum efficiency of the battery are calculated by the device simulation module of the TCAD software, and the doping in the vicinity of the emitter surface can be reduced by reducing the diffusion temperature and adding a thermal oxidation process after diffusion, So as to reduce the emitter recombination and the surface recombination, and the thermal oxidation can also reduce the emitter resistance, and if the contact resistance of the battery is increased, the process can improve the conversion efficiency. The simulation is verified by testing the quantum efficiency curve of the actual battery, and the accuracy of the device simulation is described.
