基于SILVACO的太陽電池二次擴(kuò)散工藝仿真研究

【摘要】:針對太陽能電池?cái)U(kuò)散區(qū)無法準(zhǔn)確測量的困難,應(yīng)用仿真軟件可以更好的研究太陽能電池?cái)U(kuò)散區(qū)。應(yīng)用SILVACO軟件對太陽電池的兩步擴(kuò)散工藝進(jìn)行了仿真研究,探索了不同的二次擴(kuò)散工藝方法對太陽電池性能和擴(kuò)散區(qū)結(jié)構(gòu)的影響。分別對濕法氧化擴(kuò)散工藝、二氧化硅保護(hù)擴(kuò)散工藝和無氧擴(kuò)散工藝進(jìn)行仿真設(shè)計(jì)。仿真結(jié)果表明,濕法氧化二次擴(kuò)散工藝可以提高電池的表面雜質(zhì)濃度,形成較淺的PN結(jié)。通過對三種不同工藝電池光譜響應(yīng)的仿真,發(fā)現(xiàn)應(yīng)用濕法氧化二次擴(kuò)散工藝可以獲得最佳光譜響應(yīng)性能。通過對濕法氧化二次擴(kuò)散工藝的擴(kuò)散溫度、預(yù)淀積濃度的研究,發(fā)現(xiàn)隨著二次擴(kuò)散溫度的增加,電池的短路電流先增加后降低;隨著預(yù)淀積濃度的增加,電池的短路電流先增加后降低。
[Abstract]:In view of the difficulty that the diffusion zone of solar cells can not be measured accurately, the application of simulation software can better study the diffusion zone of solar cells. The two-step diffusion process of solar cells was simulated by using SILVACO software. The effects of different secondary diffusion processes on the performance and diffusion zone structure of solar cells were explored. The wet oxidation diffusion process, silica protective diffusion process and non-oxygen diffusion process were simulated and designed respectively. The simulation results show that the secondary diffusion process of wet oxidation can increase the concentration of impurity on the surface of the battery and form a shallow PN junction. Through the simulation of the spectral response of three different processes, it is found that the optimum spectral response can be obtained by using the wet oxidation secondary diffusion process. Through the study of the diffusion temperature and the pre-deposition concentration of the wet oxidation secondary diffusion process, it is found that with the increase of the secondary diffusion temperature, the short-circuit current of the battery increases first and then decreases, and with the increase of the pre-deposition concentration, The short circuit current of the battery first increases and then decreases.
