【摘要】：計(jì)算機(jī)科學(xué)技術(shù)日新月異的發(fā)展,對(duì)存儲(chǔ)器的集成度、讀寫(xiě)速度、可靠性等方面提出了更高的要求.在這種形勢(shì)下,一些傳統(tǒng)存儲(chǔ)器的缺陷逐步暴露出來(lái),需要新一代存儲(chǔ)器適應(yīng)技術(shù)的發(fā)展和要求.與傳統(tǒng)的存儲(chǔ)器相比,磁阻式隨機(jī)訪(fǎng)問(wèn)存儲(chǔ)器(magnetic random access memory,MRAM)具有更好的性能,它同時(shí)具備靜態(tài)隨機(jī)訪(fǎng)問(wèn)存儲(chǔ)器(static random access memory,SRAM)的高速讀寫(xiě)性能、動(dòng)態(tài)隨機(jī)訪(fǎng)問(wèn)存儲(chǔ)器(dynamic random access memory,DRAM)的高集成度與Flash存儲(chǔ)器的非易失性等優(yōu)點(diǎn).為了研究MRAM用作主存時(shí)的各項(xiàng)性能,進(jìn)一步探究MRAM作為DRAM主存替代品的可能性,根據(jù)MRAM的原理以及特點(diǎn),設(shè)計(jì)并實(shí)現(xiàn)了一個(gè)MRAM仿真系統(tǒng),由trace發(fā)生器、MRAM控制器和MRAM存儲(chǔ)體3部分組成.MRAM仿真系統(tǒng)接收來(lái)自處理器(CPU)對(duì)主存的讀寫(xiě)請(qǐng)求,并根據(jù)設(shè)計(jì)的地址映射算法,對(duì)請(qǐng)求進(jìn)行調(diào)度,完成對(duì)MRAM存儲(chǔ)器的讀寫(xiě)請(qǐng)求.仿真結(jié)果表明,用MRAM做主存能夠發(fā)揮出MRAM的優(yōu)勢(shì),獲得良好的請(qǐng)求響應(yīng)時(shí)間、請(qǐng)求帶寬等性能.
[Abstract]:With the rapid development of computer science and technology, higher requirements for memory integration, reading and writing speed, reliability and so on are put forward. In this situation, the defects of some traditional memory are exposed step by step, which needs the new generation memory to adapt to the development and requirement of technology. Compared with the traditional memory, the magnetoresistive random access memory (random access memory MRAM) has better performance, and it also has the high speed read and write performance of static random access memory (RRAM). Dynamic random access memory (DRAM) has the advantages of high integration and non-volatile memory. In order to study the performance of MRAM as main memory and explore the possibility of MRAM as a substitute for DRAM, a MRAM simulation system is designed and implemented according to the principle and characteristics of MRAM. MRAM emulation system consists of three parts: trace generator controller and MRAM memory. MRAM emulation system receives the read-write request from processor. According to the address mapping algorithm designed, the request is scheduled to complete the read-write request of MRAM memory. The simulation results show that using MRAM as host memory can give full play to the advantages of MRAM and obtain good performance such as request response time and request bandwidth.
