【摘要】：在TFT Array制程中,使用剛剛更換過(guò)清洗品的載盤生產(chǎn)純鋁薄膜時(shí),基板周邊常常會(huì)出現(xiàn)小丘,小丘的生成將嚴(yán)重影響產(chǎn)品的電學(xué)性能和良率。本文通過(guò)生產(chǎn)線上常用的陣列宏微觀缺陷檢查機(jī)對(duì)純鋁薄膜表面進(jìn)行觀察并存圖,利用MATLAB軟件對(duì)圖片進(jìn)行分析和計(jì)算,實(shí)現(xiàn)了工廠端對(duì)小丘發(fā)生情況的快速識(shí)別和比對(duì)。本文就可能影響小丘生成的純鋁薄膜膜厚、載盤預(yù)處理時(shí)間以及成膜后玻璃基板在加熱腔室內(nèi)的停留時(shí)間等幾個(gè)因素設(shè)計(jì)了正交和單因素實(shí)驗(yàn)。實(shí)驗(yàn)結(jié)果表明,載盤的預(yù)處理時(shí)間是影響小丘生成的首要因素,當(dāng)載盤預(yù)處理時(shí)間大于90 min,膜厚為鋁/鉬300/80nm,成膜后基板在加熱腔室不停留的情況下,可以獲得表面幾乎無(wú)小丘的純鋁薄膜,這一結(jié)果對(duì)有效避免生產(chǎn)過(guò)程中因更換清洗品等原因?qū)е碌男∏鹕删哂兄匾囊饬x。
[Abstract]:In the TFT Array process, mounds often appear around the substrate when pure aluminum film is produced using a newly replaced tray. The formation of the mound will seriously affect the electrical properties and yield of the product. In this paper, the surface of pure aluminum film is observed by using the array macro and micro defect inspection machine commonly used in the production line. The images are analyzed and calculated by MATLAB software, and the quick identification and comparison of the occurrence of the small mounds at the factory end are realized. In this paper, the thickness of pure aluminum films generated by the mounds may be affected. The orthogonal and single factor experiments were designed for the pretreatment time of the plate and the residence time of the glass substrate in the heating chamber. The preprocessing time of disk loading is the primary factor affecting the formation of small mound. When the pretreatment time is more than 90 mins, the film thickness is 300 / 80nm for aluminum / molybdenum. The pure aluminum film with almost no dome on the surface can be obtained when the substrate does not stay in the heating chamber. This result is of great significance to avoid the formation of small mounds caused by the replacement of cleaning products in the production process.
