高效在線測量加速實驗中雙極晶體管結(jié)溫方法的研究

【摘要】:針對晶體管在加速壽命實驗和老煉實驗等實際工程中結(jié)溫的在線測控問題,本文基于大電流電學(xué)測溫方法研究了型號為2N3055的雙極大功率晶體管在恒定的集電極電壓V_(ce)和集電極電流I_(ce)條件下發(fā)射結(jié)電壓V_(be)隨著溫度T變化的對應(yīng)關(guān)系.研究結(jié)果表明,溫度在40—140℃范圍內(nèi)時,在集電極加載大功率電流電壓的條件下,發(fā)射結(jié)電壓隨溫度上升而線性減小,基極電流隨溫度變化不超過4%.通過理論推導(dǎo)恒定功率下發(fā)射結(jié)電壓與溫度的數(shù)學(xué)模型,證明了當基極電流數(shù)值隨溫度變化不超過4%時,V_(be)-T關(guān)系曲線呈線性且理論上引起的溫度誤差不超過0.5℃,以此為基礎(chǔ)推導(dǎo)出一種新的在線測量加速實驗中結(jié)溫測試公式.最后利用Phase11進行對比驗證實驗,證明了該方法的正確性.
[Abstract]:In view of the on-line measurement and control of junction temperature in practical projects such as accelerated life test and aging experiment, Based on the method of high current electrical temperature measurement, the relationship between the emission junction voltage V _ (be) and the temperature T of the bipolar high-power transistor 2N3055 under constant collector voltage V _ (ce) and collector current I _ (ce) is studied in this paper.
