基于外延剝離技術(shù)的薄膜LEDs的電流擴(kuò)展和熱效應(yīng)研究

【摘要】:隨著外延剝離技術(shù)和轉(zhuǎn)印技術(shù)的發(fā)展,柔性無機(jī)半導(dǎo)體集成器件引起人們的廣泛關(guān)注.柔性無機(jī)發(fā)光二級(jí)管(LED)的研制是高精度轉(zhuǎn)印技術(shù)和應(yīng)用于生物傳感的柔性混合集成技術(shù)的迫切需求.薄膜發(fā)光二級(jí)管(TF-LEDs)的電流擴(kuò)展和熱管理是研制TF-LEDs性能的關(guān)鍵.該文采用光刻膠微支撐結(jié)構(gòu),制備了兩種結(jié)構(gòu)的TF-LEDs,并將其轉(zhuǎn)印到柔性襯底聚二甲基硅氧烷(PDMS)上,測(cè)試TF-LEDs的電學(xué)特性.采用二維有限元模擬仿真,綜合考慮復(fù)合機(jī)制、晶格溫度等對(duì)LEDs電學(xué)特性的影響,分析了條形電極結(jié)構(gòu)TF-LEDs和環(huán)形電極結(jié)構(gòu)TF-LEDs的電流擴(kuò)展問題,說明環(huán)形電極結(jié)構(gòu)TF-LEDs電流分布均勻性好,自發(fā)熱效應(yīng)較小;在柔性襯底上,可以在相對(duì)較大的功率下連續(xù)工作而不會(huì)因?yàn)闇囟冗^高而造成器件損壞.
[Abstract]:With the development of epitaxial stripping technology and transfer printing technology, flexible inorganic semiconductor integrated devices have attracted wide attention. The development of flexible inorganic light-emitting secondary tube (LED) is an urgent need for high precision transfer printing technology and flexible hybrid integration technology for biosensors. The current spread and thermal management of thin film luminescent secondary transistor (TF-LEDs) are the key to the development of TF-LEDs. In this paper, two kinds of TF-LEDswere prepared by photolithographic micro-supporting structure, and were transferred to the flexible substrate polydimethylsiloxane (PDMS). The electrical properties of TF-LEDs were tested. By using two-dimensional finite element simulation and considering the effects of composite mechanism and lattice temperature on the electrical properties of LEDs, the current propagation of strip electrode structure TF-LEDs and annular electrode structure TF-LEDs is analyzed. The results show that the TF-LEDs have good uniformity of current distribution and small self-heating effect, and can work continuously on flexible substrates at relatively high power without causing damage to the devices due to excessive temperature.
