【摘要】:采用旋涂工藝與蒸鍍工藝結(jié)合的方法制備了PBDT-TT-F∶PCBM體異質(zhì)結(jié)紅光探測器,研究了活性層的混合比例和厚度、退火溫度等因素對器件光電特性的影響。實驗結(jié)果表明:活性層PBDT-TT-F∶PCBM的混合質(zhì)量比為1∶1.5、厚度為150 nm、退火溫度為100℃、時間為15 min時制備的器件性能最佳,在波長為650nm、功率為6.6 m W/cm~2的光照下,探測器光電流密度可達到0.85 m A/cm~2,光響應(yīng)度達到128 m A/W。
[Abstract]:The PBDT-TT-F:PCBM heterojunction red photodetectors were fabricated by the combination of spin-coating and evaporation. The effects of the mixing ratio and thickness of the active layer and annealing temperature on the photoelectric properties of the device were studied.
