【摘要】：針對傳統(tǒng)建模方法較復(fù)雜的問題,提出一種碳化硅(SiC)金屬氧化物半導(dǎo)體場效應(yīng)晶體管(MOSFET)行為建模的方法。用一組簡單方程描述了SiC MOSFET的靜態(tài)特性并考慮了其溫度特性,對兩個主要的寄生電容采用了非線性擬合的方法。敘述了模型的構(gòu)成和實現(xiàn),與傳統(tǒng)方法相比,建模過程中所有參數(shù)均基于數(shù)據(jù)手冊,無需進行額外的實驗和測試,極大地降低了建模難度。雙脈沖測試結(jié)果表明模型具有很高的精度。
[Abstract]:In order to solve the complex problem of traditional modeling method, a method of modeling the behavior of silicon carbide (sic) metal oxide semiconductor field effect transistor (MOSFETs) is proposed. The static characteristics of SiC MOSFET are described by a set of simple equations and its temperature characteristics are considered. Two main parasitic capacitors are fitted by nonlinear fitting method. The composition and implementation of the model are described. Compared with the traditional method, all parameters in the modeling process are based on the data manual, no extra experiments and tests are needed, and the difficulty of modeling is greatly reduced. The results of double pulse test show that the model has high accuracy.
