光電反饋下光注入VCSELs的動力學特性

【摘要】:基于垂直腔面發(fā)射激光器的自旋反轉(zhuǎn)模型,研究了光電負反饋下1 550nm正交偏振光注入垂直腔面發(fā)射激光器的非線性動力學特性.研究結果表明:在合適的注入強度和失諧頻率條件下,自由運行工作在Y線偏振模式的1 550nm垂直腔面發(fā)射激光器可呈現(xiàn)出穩(wěn)態(tài)、穩(wěn)定注入鎖定、單周期、二倍周期、多周期、混沌等多種非線性動力學狀態(tài)以及偏振轉(zhuǎn)換現(xiàn)象;引入光電負反饋后,1 550nm正交偏振光注入垂直腔面發(fā)射激光器將呈現(xiàn)出雙頻準周期、三頻準周期等動力學狀態(tài).在注入強度和失諧頻率構成的參數(shù)空間,反饋延時時間一定時,反饋強度大小對該激光器的動力學狀態(tài)分布有明顯影響;光電反饋強度一定時,在注入強度相對較小的區(qū)域,反饋延時時間對該激光器動力學狀態(tài)分布也有明顯影響,而對于注入強度相對較大的區(qū)域,該激光器始終工作在單周期或穩(wěn)定注入鎖定態(tài),即反饋延時時間對激光器動態(tài)行為的影響較弱.
[Abstract]:Based on the spin inversion model of vertical cavity surface emitting laser, The nonlinear dynamic characteristics of a 1 550 nm orthogonal polarized laser injected into a vertical cavity surface emitting laser with optoelectronic negative feedback have been studied. The results show that under the appropriate injection intensity and detuning frequency, The 1 550 nm vertical cavity surface emitting laser operating in Y line polarization mode can present steady state, stable injection locking, single period, double period, multiple period, chaos and other nonlinear dynamic states, as well as polarization conversion phenomena. After the introduction of optoelectronic negative feedback, the 1,550 nm orthogonal polarized light injected into the vertical cavity surface emitting laser will present two frequency quasi period, three frequency quasi period and other dynamic states. When the parameter space is composed of injection intensity and detuning frequency, the feedback delay time is constant. The feedback intensity has a significant effect on the dynamic state distribution of the laser, and the feedback delay time has a significant effect on the dynamic state distribution of the laser in the region where the injection intensity is relatively small when the photoelectric feedback intensity is constant. For the region with relatively large injection intensity, the laser always works in a single period or stable injection locking state, that is, the feedback delay time has a weak effect on the dynamic behavior of the laser.
