【摘要】：在真空半導(dǎo)體產(chǎn)業(yè)中,等離子體增強(qiáng)化學(xué)氣相沉積腔室內(nèi)熱流場耦合的參數(shù)控制是生產(chǎn)工藝過程決定產(chǎn)品質(zhì)量的關(guān)鍵因素。通過變結(jié)構(gòu)腔室內(nèi)溫度和壓力耦合測量試驗驗證,得到正確可行的針對變結(jié)構(gòu)腔室三維模型熱流場耦合計算的仿真算法。對比試驗結(jié)果,依次改變腔室入口流量、出口壓力以及承載臺溫度的大小,分析計算腔室內(nèi)溫度和壓力的耦合分布特性。變結(jié)構(gòu)腔室中熱流場耦合分布規(guī)律,為真空腔室結(jié)構(gòu)設(shè)計及參數(shù)控制提供理論依據(jù)。
[Abstract]:In a vacuum in the semiconductor industry, plasma enhanced chemical vapor deposition chamber flow field coupling control parameters are key factors in the production process of product quality. The variable structure chamber temperature and pressure coupling measurement test, simulation algorithm for variable structure cavity three-dimensional model flow field coupling calculation is correct and feasible. Contrast test the results, in order to change the chamber entrance flow, outlet pressure and temperature of the size of bearing platform, coupling analysis of distribution characteristics calculation of chamber temperature and pressure in the chamber. The variable structure coupling flow field distribution, and provide a theoretical basis for the structural design and control parameters of the vacuum chamber.
