基于光柵結(jié)構(gòu)薄膜太陽能電池吸收層結(jié)構(gòu)設(shè)計(jì)和優(yōu)化

【摘要】:設(shè)計(jì)了一種具有光柵結(jié)構(gòu)砷化鎵吸收層的薄膜太陽能電池,利用嚴(yán)格耦合波方法分析了矩形光柵和雙層矩形光柵結(jié)構(gòu)砷化鎵吸收層在280~900nm入射波長范圍內(nèi)的吸收效率.分析表明:在吸收層厚度一定的條件下,矩形光柵結(jié)構(gòu)相比于平坦形吸收層的吸收率有較大提高;雙層矩形光柵吸收效果更為明顯,其對可見光的吸收率在較大波長范圍內(nèi)比單層矩形光柵提高了至少10%,比平坦形提高了至少20%.可見通過結(jié)構(gòu)設(shè)計(jì),光子在光柵內(nèi)隨機(jī)反射增加了光在吸收層的作用時間和距離,增強(qiáng)了吸收層對光的吸收率,進(jìn)而提高薄膜太陽能電池的光電轉(zhuǎn)換效率.
[Abstract]:A kind of thin film solar cell with grating structure gallium arsenide absorption layer is designed. The absorption efficiency of rectangular grating and double rectangular grating structure GaAs absorption layer in the range of 280~900nm incident wavelength is analyzed by strict coupling wave method. The results show that the absorptivity of the rectangular grating structure is much higher than that of the flat absorption layer under the condition of a certain thickness of the absorption layer. The absorption efficiency of the double rectangular grating is more obvious than that of the single-layer rectangular grating. The absorptivity of the visible light is increased by at least 10% in the larger wavelength range than in the single layer rectangular grating, and 20% higher than that in the flat shape. It can be seen that the random reflection of photons in the grating increases the time and distance of the light acting in the absorption layer, enhances the absorption rate of the absorption layer, and improves the photoelectric conversion efficiency of the thin film solar cells.
