【摘要】：通過改變憶阻器在SET過程中的限制電流或在RESET過程中的電壓邊界,是實(shí)現(xiàn)多值存儲(chǔ)的常用方法.而針對(duì)某一種方法,又存在多種不同的寫入方式.針對(duì)在SET過程中通過改變限制電流大小而實(shí)現(xiàn)多值的方法,提出了兩種不同的寫入方式,為其命名為"先判斷后寫入"和"先擦除后寫入".分別使用兩種方式對(duì)制備的Au/TiO2/Au器件測(cè)試發(fā)現(xiàn),"先判斷后寫入"的方式由于減小了操作過程中的RESET次數(shù)而比"先擦除后寫入"的方式具有更明顯的阻值窗口和更好的低阻值的均一性.
[Abstract]:It is a common method to realize multi-value storage by changing the limiting current in SET process or the voltage boundary in RESET process. For a certain method, there are many different writing methods. Aiming at the method of realizing multi-value in SET by changing the limiting current size, two different writing methods are proposed, which are called "first judge then write" and "erasure and then write". Testing the fabricated Au/TiO2/Au devices in two ways, it was found that the "first judge then write" method has more obvious resistive window and better than the "erasure and write" method because it reduces the number of RESET in the operation process.
