帶間級聯激光器性能對結構變化的耐受性研究(英文)

通過對兩種結構參數與設計偏差較大的帶間級聯激光器(ICL)的研究,探討了器件性能在結構變化下的耐受性。在300 K時,即使和4.6μm的設計波長相比藍移700μm以上,激光器仍然性能良好,其閾值電流密度低至320 A/cm2。此研究為帶間級聯激光器在結構變化方面的耐受性提供了堅實的實驗依據。
