一種采用有源電感的可調(diào)增益小面積超寬帶低噪聲放大器

【摘要】:設(shè)計(jì)了一款采用可調(diào)諧有源電感(TAI)的可調(diào)增益的小面積超寬帶低噪聲放大器(LNA),輸入級(jí)采用共基極結(jié)構(gòu),輸出級(jí)采用射隨器結(jié)構(gòu),分別實(shí)現(xiàn)了寬帶輸入和輸出匹配;放大級(jí)采用帶有反饋電阻的共射共基結(jié)構(gòu)以取得寬的帶寬,并采用TAI作負(fù)載,通過(guò)調(diào)節(jié)TAI的多個(gè)外部偏壓使LNA的增益可調(diào)。結(jié)果表明,該LNA在2 GHz~9 GHz的頻帶內(nèi),通過(guò)組合調(diào)節(jié)有源電感調(diào)節(jié)端口的偏壓可實(shí)現(xiàn)S21在16.5 d B~21.1 d B的連續(xù)可調(diào);S_(11)小于-14.7 d B;S_(22)小于-19.3 d B;NF小于4.9 d B;芯片面積僅為0.049 mm~2。
[Abstract]:A small area ultra-wide band low noise amplifier (LNA), with adjustable gain of tunable active inductor (TAI) is designed, which adopts common base structure, output stage adopts emitter structure to realize broadband input and output matching, and amplifier stage adopts common emission common base structure with feedback resistance to obtain wide bandwidth, and TAI is used as load to adjust the gain of LNA by adjusting multiple external bias of TAI.
