2.8~8.5 GHz全集成高增益低功耗超寬帶低噪聲放大器設(shè)計

【摘要】:為了在不增加功耗的前提下提高低噪聲放大器的增益,本文通過引入電流復用技術(shù),并將偏置管兼作放大管,設(shè)計出一款全集成高增益低功耗超寬帶低噪聲放大器。采用TSMC公司的0.18μm CMOS工藝和Cadence軟件對本低噪聲放大器電路進行前仿真和后仿真。仿真結(jié)果表明,在1.5V的電壓供電下,整個電路的功耗(power consumption,PD)為11.7mW,在2.8~8.5GHz的頻段內(nèi),噪聲系數(shù)(noise figure,NF)為3.05~4.1dB,正向增益(S21)為18.2~19.9dB,輸入回波損耗(S11)、輸出回波損耗(S22)均小于-10dB,群延遲為130~320ps,在6GHz處,三階交調(diào)點IIP3為-12.16dBm,達到了設(shè)計目標。該低噪聲放大器具有高增益低功耗的特點,可用于對增益和功耗要求都較高的接收機中。
[Abstract]:In order to improve the gain of LNA without increasing power consumption, a fully integrated UWB low noise amplifier with high gain and low power consumption is designed by introducing current multiplexing technology and using bias transistor as amplifier. The TSMC 0.18 渭 m CMOS process and Cadence software are used to simulate the low noise amplifier circuit before and after. The simulation results show that the power consumption (power consumption,PD) of the whole circuit is 11.7mW under the voltage supply of 1.5V, and the noise coefficient (noise figure,NF) is 3.05n4.1dBin the frequency band of 2.8~8.5GHz. The forward gain (S21) is 18.2um 19.9dB, the input echo loss (S11) and the output echo loss (S22) are all less than -10dB, and the group delay is 130 ~ 320ps. At 6GHz, the third-order crossover point IIP3 is -12.16dBm. the design goal is achieved. The LNA has the characteristics of high gain and low power consumption and can be used in receivers with high gain and high power consumption.
