應(yīng)用于車載變流器的RC-IGBT工作特性

【摘要】:逆導(dǎo)型IGBT(RC-IGBT)是將IGBT功能與續(xù)流二極管功能集成在一個芯片上,實現(xiàn)了在相同封裝體積下,可獲得更大的功率密度,由于IGBT與二極管緊密的移相熱耦合,在相同散熱條件下,RC-IGBT允許的工作結(jié)溫更高。同時,RC-IGBT的本征二極管還受到柵極電壓控制,通過柵極電壓控制策略,可以降低器件損耗,優(yōu)化系統(tǒng)特性。介紹了RC-IGBT的基本工作原理和二極管退飽和控制特性,研究了RC-IGBT應(yīng)用于變流器系統(tǒng)的損耗優(yōu)化控制策略,分析了應(yīng)用RC-IGBT的單相脈寬調(diào)制(PWM)整流器的工作特性與損耗特性。通過一個具體的應(yīng)用工況運行仿真,分析對比了RC-IGBT和普通IGBT在PWM整流器應(yīng)用中的損耗特性。結(jié)果顯示,應(yīng)用RC-IGBT后總體損耗有所降低,驗證了RC-IGBT退飽和脈沖控制的有效性。
[Abstract]:Inverse IGBT (RC-IGBT) integrates the IGBT function with the reflow diode function on a single chip, and achieves greater power density under the same package volume, because of the tight phase-shifting thermal coupling between IGBT and diode. Under the same heat dissipation condition, the working junction temperature allowed by RC-IGBT is higher. At the same time, the intrinsic diode of RC-IGBT is also controlled by gate voltage. Through the gate voltage control strategy, the device loss can be reduced and the system characteristics can be optimized. This paper introduces the basic principle of RC-IGBT and the characteristics of diode desaturation control, and studies the optimal loss control strategy of RC-IGBT applied to converter system. The performance and loss characteristics of (PWM) rectifier with single phase pulse width modulation (RC-IGBT) are analyzed. The loss characteristics of RC-IGBT and IGBT in the application of PWM rectifier are analyzed and compared through a specific application condition operation simulation. The results show that the overall loss is reduced after RC-IGBT, which verifies the effectiveness of RC-IGBT desaturation pulse control.
