【摘要】：采用SiGe BiCMOS工藝設(shè)計(jì)了一個(gè)X波段六位移相器。該移相器工作頻率8~12GHz,移相范圍為360°,步進(jìn)5.625°。移相器采用高通/低通濾波器結(jié)構(gòu),通過六級移相單元以及多個(gè)單刀雙擲開關(guān)級聯(lián)實(shí)現(xiàn)。測試結(jié)果顯示,芯片在1.2V的電源電壓下,10GHz頻率處插損約為15dB,在64種移相狀態(tài)下,RMS相位誤差1.6°,幅度偏差0.3dB,端口回波損耗小于-16dB。芯片不包含焊盤的尺寸約為2.65mm×0.81mm。
[Abstract]:An X-band six-bit phase shifter is designed by SiGe BiCMOS process. The working frequency of the phase shifter is 82GHz, the phase shift range is 360 擄and the step is 5.625 擄. The phase shifter adopts high pass / low pass filter structure and is realized by six phase shifting units and multiple single pole double throw switches. The test results show that the insertion loss at the 10GHz frequency is about 15 dB at 1.2V power supply voltage, and the RMS phase error is 1.6 擄, the amplitude deviation is 0.3 dB, and the port echo loss is less than -16 dB under 64 phase-shifting states. The size of the chip without pad is about 2.65mm 脳 0.81mm.
