【摘要】：提出一種新型的分布式反饋(DFB)半導(dǎo)體激光器,該激光器具有寬帶波長(zhǎng)可調(diào)諧、線寬窄、功率穩(wěn)定的特點(diǎn)。該DFB激光器芯片通過采用非對(duì)稱相移光柵結(jié)構(gòu),有效地壓窄了輸出光信號(hào)的線寬。基于高精度的溫度和電流控制,有效控制激光器內(nèi)部載流子動(dòng)態(tài)特性與材料折射率,使得激光器輸出波長(zhǎng)可以實(shí)現(xiàn)寬帶調(diào)諧,并且輸出光功率保持穩(wěn)定。其中,電流控制精度為10μA,溫度控制精度為0.004℃,激光器的波長(zhǎng)調(diào)諧范圍為3.5nm,輸出光功率為7.4mW,邊模抑制比為52.7dB,線寬約為220kHz。該激光器有望應(yīng)用于可調(diào)諧二極管激光吸收光譜(TDLAS)的研究中。
[Abstract]:A novel distributed feedback (DFB) semiconductor laser is proposed, which has the characteristics of tunable broadband wavelength, narrow line width and stable power. The DFB laser chip can effectively reduce the linewidth of the output optical signal by using asymmetric phase-shifted grating structure. Based on the high precision temperature and current control, the dynamic characteristics of carrier and the refractive index of materials are effectively controlled.
