光電反饋垂直腔表面發(fā)射激光器雙穩(wěn)特性的研究

【摘要】:垂直腔表面發(fā)射激光器(vertical cavity surface emitting lasers,VCSELs)因有源區(qū)小,閾值電流低,易集成二維激光陣列,造價(jià)低廉以及容易與光纖耦合等優(yōu)點(diǎn)而受到廣泛的關(guān)注。特別地,VCSELs有源區(qū)的圓形對稱結(jié)構(gòu)和各向異性的增益材料導(dǎo)致它的基橫模具有較差的偏振穩(wěn)定性,當(dāng)偏置電流、溫度等參量改變時(shí),兩相互正交的偏振分量(X-PC和Y-PC)可能發(fā)生相互轉(zhuǎn)換,即出現(xiàn)偏振開關(guān)(PS)。此外,研究表明VCSELs在光反饋、光注入等外部擾動下也會發(fā)生PS現(xiàn)象,且當(dāng)電流、反饋強(qiáng)度等系統(tǒng)參量沿不同路徑變化時(shí),系統(tǒng)在相同的參量下兩正交偏振分量輸出的能量可能不同,即出現(xiàn)偏振雙穩(wěn)(PB)現(xiàn)象。VCSELs這種PB現(xiàn)象在光學(xué)邏輯開關(guān)、光互連、光存儲等領(lǐng)域具有巨大的潛在應(yīng)用價(jià)值。目前,關(guān)于外部擾動下VCSELs的偏振雙穩(wěn)特性研究主要集中在光反饋和光注入的情況,而光電反饋情況的研究相對較少。因此,本文實(shí)驗(yàn)研究了光電正反饋和光電負(fù)反饋兩種情況下1550 nm-VCSEL的偏振雙穩(wěn)特性,討論了反饋強(qiáng)度對PS的開關(guān)點(diǎn)電流大小和PB寬度的影響。研究結(jié)果表明:自由運(yùn)行1550 nm-VCSEL在逐漸增加或逐漸減少注入偏置電流的過程中會發(fā)生I類PS或II類PS,且這兩種類型PS的開關(guān)點(diǎn)出現(xiàn)在不同的電流值處,即自由運(yùn)行1550 nm-VCSEL可呈現(xiàn)出偏振雙穩(wěn)(PB)特性;引入光電正反饋后,兩類PS的開關(guān)點(diǎn)電流將隨反饋強(qiáng)度的變化而有所改變,當(dāng)反饋強(qiáng)度相對較小時(shí),I類PS和II類PS的開關(guān)點(diǎn)電流幾乎與自由運(yùn)行的情況保持一致,隨著反饋強(qiáng)度的增加,兩類PS開關(guān)點(diǎn)電流將發(fā)生改變,且雙穩(wěn)環(huán)寬度呈現(xiàn)出逐漸減小的趨勢;引入光電負(fù)反饋后,隨著反饋強(qiáng)度的加大,I類PS和II類PS的開關(guān)點(diǎn)電流總體向更小電流方向移動,但變化趨勢相對復(fù)雜,其雙穩(wěn)環(huán)寬度總體上呈現(xiàn)下降的趨勢,且下降過程中伴隨著較大波動。
[Abstract]:Vertical cavity surface emitting lasers (VCSELs) have small source region and low threshold current, so it is easy to integrate two-dimensional laser arrays. The advantages of low cost and easy coupling with optical fiber have attracted wide attention. In particular, circular symmetric structure and anisotropic gain materials in the active region of VCSELs lead to poor polarization stability of the base transverse mold, when the bias current, When the temperature and other parameters are changed, the two orthogonal polarization components (X-PC and Y-PC) may be converted to each other, that is, the polarization switch may occur. In addition, the study shows that the PS phenomenon also occurs in VCSELs under external disturbances such as optical feedback and optical injection, and when the current, When the system parameters such as feedback intensity change along different paths, the output energy of the two orthogonal polarization components of the system may be different under the same parameters, that is, the phenomenon of polarization bistable PB.VCSELs, such as PB phenomenon in optical logic switch, optical interconnection, Optical storage and other fields have great potential application value. At present, the research on polarization bistability of VCSELs under external disturbances is mainly focused on the case of optical feedback and optical injection, but the research on optoelectronic feedback is relatively rare. In this paper, the polarization bistability of 1550 nm-VCSEL is experimentally studied under both optoelectronic positive feedback and optoelectronic negative feedback. The effect of feedback intensity on the switching current and PB width of PS is discussed. The results show that class I PS or PSII will occur in the process of increasing or decreasing the injection bias current during the free operation of 1550 nm-VCSEL. Two types of PS switch points appear at different current values, That is, the free operation of 1550 nm-VCSEL can show polarization bistable PBs, and the switching point current of the two kinds of PS will change with the change of feedback intensity after the introduction of optoelectronic positive feedback. When the feedback intensity is relatively small, the switching point current of Class I PS and Class II PS is almost the same as that of free operation. With the increase of feedback intensity, the switching point current of the two kinds of PS will change. The width of bistable ring is decreasing gradually, the switching point current of Class I PS and Class II PS moves towards smaller current with the increase of feedback intensity, but the change trend is relatively complex. The width of the bistable ring is decreasing and fluctuating.
