【摘要】:日盲紫外探測(cè)技術(shù)在軍事和民用領(lǐng)域中發(fā)揮著越來(lái)越重要的作用。以4H-SiC為代表的寬帶隙半導(dǎo)體材料,是固態(tài)日盲紫外探測(cè)器制備的重要原料。單光子探測(cè)技術(shù)是超靈敏光信號(hào)檢測(cè)的技術(shù)之一,工作于日盲紫外波段的雪崩二極管,結(jié)合光學(xué)系統(tǒng)和讀取電路的設(shè)計(jì),可以實(shí)現(xiàn)單光子級(jí)別的微弱日盲紫外信號(hào)響應(yīng)。因而結(jié)合背景受限的紫外探測(cè)理論設(shè)計(jì)的日盲紫外單光子探測(cè)系統(tǒng)可被廣泛地應(yīng)用于輸變電線路電暈電弧放電檢測(cè)、高壓電氣設(shè)備局部放電檢測(cè)、無(wú)線光通信及激光測(cè)距等多個(gè)領(lǐng)域。目前國(guó)內(nèi)外研究工作者對(duì)日盲紫外單光子探測(cè)技術(shù)作了大量研究和探索,并取得了一定的成果。然而,滿足實(shí)際使用需求的日盲紫外單光子探測(cè)系統(tǒng)并不多見(jiàn)。在此背景下,研究并設(shè)計(jì)滿足使用要求的日盲紫外單光子探測(cè)系統(tǒng)無(wú)疑具有非常重要的意義。4H-SiC芯片本身并不具備完美的日盲探測(cè)性能,日間探測(cè)環(huán)境下的背景輻射仍然制約了其在某些場(chǎng)合下的應(yīng)用。基于背景受限的紫外探測(cè)理論設(shè)計(jì)的日盲紫外探測(cè)系統(tǒng)可以屏蔽太陽(yáng)背景輻射對(duì)探測(cè)系統(tǒng)的影響,真正實(shí)現(xiàn)日盲紫外探測(cè)的性能。基于背景受限的紫外探測(cè)理論設(shè)計(jì)的日盲紫外單光子探測(cè)系統(tǒng)可被廣泛地應(yīng)用于輸變電線路電暈電弧放電檢測(cè)、高壓電氣設(shè)備局部放電檢測(cè)、無(wú)線光通信及激光測(cè)距等多個(gè)領(lǐng)域。本文在查閱國(guó)內(nèi)外文獻(xiàn)及研究成果的基礎(chǔ)上,介紹了日盲紫外單光子探測(cè)系統(tǒng)的背景以及國(guó)內(nèi)外研究現(xiàn)狀,研究了以4H-SiC雪崩二極管為探測(cè)芯片的日盲紫外單光子探測(cè)系統(tǒng)的實(shí)現(xiàn)方法,并分析了其未來(lái)的應(yīng)用發(fā)展前景。以下是本文完成的主要工作:1)研究了4H-SiC雪崩光電二極管的雪崩特性,設(shè)計(jì)了脈沖讀取及雪崩主動(dòng)恢復(fù)電路,并進(jìn)行實(shí)驗(yàn)驗(yàn)證;2)在研究太陽(yáng)光譜輻射對(duì)日盲紫外探測(cè)影響的基礎(chǔ)上,根據(jù)背景受限的紫外探測(cè)理論研究及設(shè)計(jì)了4H-SiC日盲紫外探測(cè)系統(tǒng)的光學(xué)系統(tǒng),并進(jìn)行實(shí)驗(yàn)驗(yàn)證;3)進(jìn)行系統(tǒng)整合,研制了日盲紫外單光子探測(cè)模塊并對(duì)其進(jìn)行實(shí)驗(yàn)驗(yàn)證。
[Abstract]:Solar blind ultraviolet detection technology is playing a more and more important role in the military and civil fields. 4H-SiC as the representative of broadband gap semiconductor materials. Single photon detection is one of the most sensitive optical signal detection techniques, which work in avalanche diodes in the solar blind ultraviolet band. Combined with optical system and read circuit design. The single photon level weak solar blind ultraviolet signal response can be realized, so the solar blind ultraviolet single photon detection system based on background limited ultraviolet detection theory can be widely used in corona arc discharge detection of transmission and transformer lines. At present, researchers at home and abroad have done a lot of research and exploration on sunblind ultraviolet single-photon detection technology. Some achievements have been made. However, there are few sun-blind ultraviolet single-photon detection systems to meet the practical requirements. It is of great significance to study and design the solar blind ultraviolet single photon detection system. 4H-SiC chip itself does not have the perfect performance of solar blind detection. Background radiation in daytime detection environment still restricts its application in some occasions. The sun-blind ultraviolet detection system based on background limited ultraviolet detection theory can shield the influence of solar background radiation on detection system. . The solar blind single photon detection system based on the background limited ultraviolet detection theory can be widely used in corona arc discharge detection of transmission and transformer lines. High voltage electrical equipment partial discharge detection, wireless optical communication and laser ranging and other fields. This paper on the basis of domestic and foreign literature and research results. This paper introduces the background of the solar blind ultraviolet single photon detection system and the research status at home and abroad, and studies the realization method of the solar blind ultraviolet single photon detection system using 4H-SiC avalanche diode as the detection chip. The main work of this paper is: 1) the avalanche characteristics of 4H-SiC avalanche photodiodes are studied, and the pulse reading and avalanche active recovery circuits are designed. And the experimental verification was carried out. 2) on the basis of studying the influence of solar spectral radiation on solar blind ultraviolet detection, the optical system of 4H-SiC blind ultraviolet detection system is studied and designed according to the background limited ultraviolet detection theory. And the experimental verification was carried out. 3) the solar blind UV single photon detection module is developed and verified by the system integration.
